Se utiliza un modelo teórico del transporte basado en la estructura electrónica para calcular su movilidad y conductividad. Los resultados muestran que las propiedades eléctricas del &#948;-FET dependen de los parámetros intrínsecos del dispositivo (la position del pozo delta dopado y la densidad del bulto) y de la magnitud del potencial de contacto. Tales resultados son útiles en aplicaciones con dispositivos insensibles a la temperatura.]]></p></abstract>

A theoretical model of transport based on the electronic structure is used to calculate mobility and conductivity. Results show that the electrical properties of &#948;-FET depend on device intrinsic parameters (position of delta-doped quantum well, background density) and the magnitude of the voltage contact.
